dc.description.abstract | In der vorliegenden Dissertation soll untersucht werden, inwieweit es möglich ist, eine raue Oberfläche durch das Aufwachsen einer dünnen Schicht zu glätten. Die Theorie zur wachstumsbedingten Aufrauung und Glättung sagt voraus, dass der Glättungsprozess frequenzabhängig abläuft. Hierbei gibt die Charakteristik der Frequenzabhängigkeit Hinweise auf die atomaren Transportmechanismen, die für die Veränderung der Oberflächenmorphologie verantwortlich sind. Im ersten Teil der Arbeit werden unterschiedliche Glättungsmaterialien aus verschiedenen Materialklassen untersucht: ein kristallines Metall (Ag), amorpher Kohlenstoff (C), zwei Polymere (PMMA und PC) und ein amorphes Oxid (ZrO2). Als raues Substrat werden periodisch strukturierte Si-Wafer mit einer Rauigkeit von 1,1-1,3 nm verwendet, bei denen systematisch die Glättung einer charakteristischen Oberflächenfrequenz untersucht und für verschiedene Materialien verglichen werden kann. Die zur vollständigen Glättung dieser Frequenz benötigte Schichtdicke und die erreichte Endrauigkeit sind hierbei die wichtigen Parameter zur Bewertung der Effizienz des Glättungsvorgangs. Im Fall von ZrO2 und den Polymeren können so wenige zehntel nm Rauigkeit bei 100-200 nm deponierter Schichtdicke erzeugt werden. Es werden die vorherrschenden Glättungsmechanismen (Diffusion und ballistisches Glätten) bestimmt und am Beispiel von ZrO2 wird der Glättungsvorgang mit den Vorhersagen der Theorie verglichen. Für eine genaue frequenzaufgelöste Untersuchung der Vorgänge während der Glättung und den detaillierten Vergleich mit den Vorhersagen der Theorie wird im zweiten Teil der Arbeit die Glättung durch ZrO2 auf statistisch verteilten Oberflächenstrukturen untersucht. Hierbei dienen 44 nm dicke Ag-Schichten auf Si mit einer Rauigkeit von etwa 0,8 nm und einer mittleren Inselgröße von etwa 86 nm als raues Ausgangssubstrat. Während des Glättungsvorgangs beobachtet man mit zunehmender Schichtdicke zunächst das Verschwinden scharfer Kanten und kleiner Strukturen, dann eine Zunahme der mittleren lateralen Hügelgröße. Dieses frequenzabhängige Verhalten wird im Fourierraum im Detail analysiert und mithilfe der Theorie simuliert. Um die Auswirkungen des beobachteten frequenzabhängigen Verhaltens besser zu verstehen und zu demonstrieren, wird schließlich die Glättung in Abhängigkeit von der mittleren Strukturgröße der rauen Ausgangsoberfläche betrachtet. | de |

dc.description.abstracteng | In this dissertation it is investigated if and to what extent it is possible to smooth a rough surface by deposition of a thin film. The theory of roughening and smoothing due to growth processes predicts a frequency dependent behaviour of the smoothing process. The characteristic of this frequency dependence should provide an indication of the atomic transport mechanisms responsible for the modification of the surface. The first part of the thesis deals with different smoothing materials belonging to different material classes: A crystalline metal (Ag), amorphous carbon (C), two polymers (PMMA and PC) and an amorphous oxide (ZrO2). As rough substrates, periodically structured Si-wafers are used, which have a roughness of 1.1-1.3 nm. Here smoothing of one characteristic spatial frequency can be observed and compared for the different materials. The film thickness necessary to smooth this frequency completely and the final roughness obtained are the crucial parameters evaluating the efficiency of the smoothing procedure. In the case of ZrO2 and the polymers thus roughnesses of only a few tenth of nanometers can be achieved after deposition of about 100-200 nm film thickness. The dominant smoothing mechanisms are determined (diffusion and ballistic smoothing) and the whole smoothing process is compared to the predictions of theory using the example of ZrO2. In the second part of the dissertation the smoothing of statistically distributed structures is investigated by using ZrO2 as smoothing material. Here a precise frequency dispersed study of the processes during smoothing and a detailed comparison with the predictions of theory is possible. As initial rough substrates, Ag-films of 44 nm thickness on Si are used, which have a roughness of about 0.8 nm and an average island diameter of approximately 86 nm. During the smoothing procedure one first observes the disappearance of sharp edges and small features with increasing film thickness, then an increase of the average lateral hill size on the surface. This frequency dependent behaviour is analysed in detail in Fourier space and simulated using theory. To understand and demonstrate the consequences of this frequency dependence, finally smoothing in dependence of the average structure size of the initial rough surface is examined. | de |
