dc.description.abstractIn dieser Arbeit wurden die Grenzflächen zwischen kovalent gebundenen kristallinen und amorphen Materialien im Hinblick auf die induzierte Ordnung im amorphen Material in Grenzflächennähe mittels hochauflösender Transmissionselektronenmikroskopie (HREM) untersucht. Als Materialsystem diente zum einen die Grenzfläche zwischen amorphem Germanium und kristallinem Silizium und zum anderen die Grenzfläche zwischen amorphem und kristallinem Silizium.Um den Einfluss der kristallinen Ordnung auf das amorphe Material zu quantifizieren, wurden die HREM-Abbildungen entlang der Grenzfläche periodisch gemittelt. Auf diese Weise konnten die Intensitätsanteile, die mit der Periode der Gitterabbildung korreliert sind, von den statistischen Intensitätsfluktuationen getrennt werden, welche für Abbildungen amorpher Materialien charakteristisch sind. Da amorphe Materialien sinnvoll nur anhand statistischer Verteilungsfunktionen beschrieben werden können, diente als Grundlage für die Beschreibung der induzierten Ordnung eine dreidimensionale Verteilungsfunktion ρ3D(r), welche die Wahrscheinlichkeit beschreibt, ein Atom im amorphen Material zu finden, wenn r=0 die Position eines Atoms im Kristallinen ist. Dessen zweidimensionale Projektion, ρ, kann durch den iterativen Bildvergleich gemittelter experimenteller und simulierter Grenzflächenabbildungen bestimmt werden.So zeigt ρ für die untersuchten Materialsysteme sowohl eine laterale Ordnung als auch eine ausgeprägt Lagenstruktur in Grenzflächennähe. Die mittlere Orientierung der Bindungen wies bei der a-Si/c-Si-Probe wie im Fall des ungestörten Diamantgitters 70.5° auf, während sich für die a-Ge/c-Si-Probe ein Wert von 65° ergab. Für die Standardabweichung der Verteilung der Abweichungen vom mittleren Bindungswinkel ergab sich für die a-Ge/c-Si-Probe in der ersten Atomlage ein Wert von 11.3° und für die a-Si/c-Si-Probe 1.9°. Diese Ergebnisse legen den Schluss nahe, dass die Unterschiede in diesen Werten als Reaktion des amorphen Materials auf die Volumenfehlpassung zu interpretieren sind.Obwohl für die Übergangsweite für beide Materialsysteme 1.4nm berechnet wurde, konnte doch gezeigt werden, dass ein qualitativer Unterschied in der Lokalisierung der Atomverteilung für die ersten drei Atomlagen besteht.Für die a-Ge/c-Si-Probe wurden zusätzlich die lateralen strukturellen Unterschiede entlang der Grenzfläche untersucht und ein Verfahren vorgestellt, das es ermöglicht, Unterschiede zwischen zwei Verteilungsfunktionen als signifikant zu bewerten. Anhand der erzielten Ergebnisse konnte so gezeigt werden, dass signifikante strukturelle Variationen erst ab der zweiten Atomlage auftreten. Die Atomverteilung der ersten Lage blieb im Rahmen der Fehler konstant, was auf homogene Eigenschaften dieser Lage auf der Skala des Bildausschnitts (≈23nm) hinweist.de

dc.description.abstractengIn this Thesis the interfaces between covalently bonded crystalline and amorphous materials were studied with regard to the induced ordering in the amorphous material in the interfacial region by means of high-resolution transmission electron microscopy (HREM). The interface between amorphous germanium and crystalline silicon and the interface between amorphous and crystalline silicon served as material system.In order to quantify the influence of the crystalline order on the amorphous material, the HREM images were periodically averaged along the interface. The intensity components, which are correlated with the period of the lattice image, could thus be separated from the statistical intensity fluctuations, which are characteristic for images of amorphous materials. Since amorphous materials can only be described meaningful by statistical distribution functions, for the induced order a three-dimensional distribution function ρ3D(r) was taken as a basis, which describes the probability to find an atom in the amorphous material, if r=0 is the position of an atom in the crystal. Its two-dimensional projection, ρ, can be determined using iterative image matching techniques on averaged experimental and simulated interface images.For the analyzed material systems ρ exhibits lateral ordering as well as a pronounced layering in the vicinity of the interface. In the case of the a-Si/c-Si sample the mean orientation of bonds was 70.5°, as is in the case of the undistorted diamond lattice, while for the a-Ge/c-Si sample 65° resulted. The standard deviation for the distribution of the deviations from the mean bond angle yields for the a-Ge/c-Si sample in the first atomic layer a value of 11.3° and for the a-Si/c-Si sample 1.9°. These results suggest the conclusion, that the differences in these values are to be interpreted as the reaction of the amorphous material to the volume misfit.Although for both material systems 1.4nm was calculated for the width of the transition region, it could be shown, that there is a qualitative difference in the localization of the atom distribution in the first three atomic layers.In addition, the lateral structural differences along the interface were analyzed for the a-Ge/c-Si sample and a method presented, which makes it possible to mark differences between two distribution functions as significant. On the basis of the achieved results it could be shown, that significant structural variations along the interface do not appear up to the second atomic layer. The atom distribution of the first layer remained constant within the errors, which indicates homogenous properties for this layer on the scale of the image region (≈23nm).de
