dc.description.abstract | Die Raumladungszone in Kombination mit dem
Bandkantenverlauf ist ein Zentraler Punkt für das Verständnis der
Halbleiter Physik. Die Rastertunnelmikroskopie und Spektroskopie
ist eine geeignete Technik um die Bandlücken von Halbleitern sowie
den ortsaufgelösten Bandkantenverlauf von Halbleiter-Grenzschichten
auf der Nanometer Skala zu untersuchen. Raumladungszonen, die sich
an der Grenzschicht von unterschiedlichen Halbleitermaterialien
oder an der Grenzschicht zwischen der Spitze, dem Vakuum und dem
Halbleiter ausbilden, werden mit Hilfe von Spektroskopie Messungen
ausgewertet. Durch zwei Kontakte, die an der Probe angebracht sind
und an die ein Potential angelegt ist, wird die Raumladungszone von
vorgespannten Heterostrukturen untersucht.
Die Untersuchung der Raumladungszone von Halbleitern wird von der
Ionisation einzelner Donatoren in einem Halbleiter bis hin zur
Untersuchung von Transport Phänomenen einer vorgespannten
Heterostruktur Probe durchgeführt. Der Volumenhalbleiter ist mit
Silizium dotiertes GaAs, die Heterostruktur Probe ist eine
Resonante Tunneldiode, welche aus zwei AlAs Barrieren besteht, die
durch InAs Quanten Punkte getrennt sind und in das GaAs eingebettet
sind.
Der Auf- und Entladungsprozess von einzelnen Silizium Donatoren in
GaAs wurde auf der Nanometerscala aufgelöst. Um den Ladungsprozess
detailliert beschreiben zu können wird eine Simulation der
Raumladungszone, bei der eine homogene Hintergrundladung angenommen
wird, mit dem Coulomb-Potenzial eines einzelnen Donators
kombiniert. Durch die Rastertunnelmikroskopie hat man einen Zugang
zur genauen Position des Donator im Ortstraum sowie der
Ladungszustand dieses Donators als Funktion der angelegten
Spannung. Das Model, das für den einzelnen Donator genutzt wurde,
wird auf ein Doppeldonator-System angewandt, wodurch die
gegenseitige Beeinflussung durch eine lineare Superposition
beschrieben wird. Donatoren, die nur einige Nanometer getrennt sind
weisen ein komplexes Ionisationsverhalten in der Raumladungszone
auf. Wurde die Position der Spitze und Spannung in der Weise
adjustiert, dass zwei Donatoren ihren Ladungszustand bei derselben
Spannung wechseln, resultiert dies in ein bistabiles
Ionisationsverhalten.
Das Potential der Spitze wird genutzt, um die Raumladungszone einer
GaAs/AlAs Heterostruktur zu modifizieren. Dadurch wird Resonantes
Tunneln örtlich aufgelöst, was für die spezifischen Proben in I(V)
Transport Messungen gezeigt wurde. Die Resonanz ist örtlich auf der
AlAs Schicht lokalisiert und wird durch resonantes Γ-X-Band tunneln
vom Γ-Band des GaAs in das X-Band des AlAs in die Spitze
beschrieben.
Wellenfunktionen von Quanten Punkten, die in der Heterostruktur
eingebaut sind wurden untersucht. Das Verhalten wird mit dem
eindimensionalen Quantenmechanischen harmonischen Oszillator
Problem verglichen. Die energetische Position der Wellenfunktion in
einem veränderbaren elektrischen Feld wurde gemessen. Zusätzlich
zur normalen Spitze Probe Spannung hat der Messaufbau die
Möglichkeit eine Querspannung an die Heterostruktur anzulegen. Die
Potential Landschaft der Heterostruktur wurde für verschiedene
Querspannungen ausgewertet. Die angelegte Querspannung verursacht
eine Veränderung der Raumladungszone an der Halberleiter
Grenzfläche. In Kombination mit den spektroskopischen Resultaten,
die auf Volumen GaAs bekannt sind, wird die Spektroskopie Messung
verwendet um die Potentiallandschaft der Heterostruktur
auszuwerten. | de |

dc.description.abstracteng | The space charge region in combination
with the band edge profile is fundamental for the understanding of
semiconductor physics. Scanning tunneling microscopy (STM) and
spectroscopy (STS) is a useful tool to investigate the band gap of
a bulk semiconductor and the spatially resolved band edge profile
of semiconductor interfaces on the nanometer scale. Space charge
regions, which are formed at the interface of different
semiconductor materials or at the tip-vacuum-semiconductor
interface, are extracted from spectroscopy measurements. The space
charge region of biased heterostructures is investigated, by
introducing two contacts to the sample and applying an additional
potential.
The investigation of the space charge region of semiconductors is
done by a bottom up approach from the ionization of single donors
in a bulk semiconductor to the investigations of transport
phenomena in a biased heterostructure sample. The bulk
semiconductor is represented by Si doped GaAs, the heterostructure
sample is a resonant tunneling diode consisting of two AlAs barrier
separated by InAs quantum dots embedded in GaAs. The charging and
discharging process of single silicon donors in GaAs is resolved on
the nanometer scale. For a detailed description of the charging
process, a simulation of the space charge region, which uses a
homogeneous background charge, is combined with the Coulomb
potential of a single donor. The advantage of the STM technique is
the knowledge of the position of the donor in real space, as well
as the charge state of this donor as a function of applied voltage.
The model for a single donor is adopted to describe the mutual
interaction of double donor systems by a linear superposition.
Donors which are separated only by a few nanometers show a complex
ionization scenario in the space charge region. If the tip voltage
and position is adjusted such that two donors change their charge
states at the same applied tip voltage, it will result in a
bistable behavior of the ionization.
The potential of the tip is used to modify the space charge region
of a GaAs/AlAs heterostructure. This allows resolving resonant
tunneling phenomena, which have been observed for that specific
sample in I(V)-transport measurements. They are located spatially
on the AlAs layer and they are explained by resonant Γ-X-valley
tunneling from the Γ-band of GaAs to the X-band of the AlAs into
the tip.
Wave functions of quantum dots which are embedded inside the
heterostructure are investigated. Their behavior is compared to the
one dimensional quantum mechanical harmonic oscillator problem. The
energetic position of the wave function inside a variable electric
field is measured. The STM setup allows applying a lateral voltage
across the heterostructure in addition to the usual tip-sample
voltage. The potential landscape of the heterostructure is
extracted for different lateral voltages. The applied lateral
voltage causes a change of the space charge region at the
semiconductor interface. Together with the results obtained from
the bulk GaAs, the spectroscopy measurements can be used for the
extraction of the potential landscape inside the structure. | de |
